Overview of Gallium Oxide Ga2O3

Gallium oxide is an inorganic compound with the chemical formula Ga2O3. Also known as gallium trioxide, it is a wide-bandgap semiconductor with Eg=4.9eV. Ga2O3 has five isomers: α, β, γ, δ, ε, the most stable of which is β-isomer, when heated to above 1000°C or hydrothermal conditions (ie wet method) to 300°C In the above, all other isomers are converted to β-isomers. Various pure isomers can be prepared by different methods.

Alpha-Ga2O3 can be obtained by heating metal gallium in air to 420~440℃; calcining nitrate to decompose it or heating gallium hydroxide to 500℃.

Preparation method of gallium oxide Ga2O3

1. Add a highly concentrated hot aqueous solution of NaHCO3 to the hot aqueous solution of gallium trichloride and GaCl3, and boil until all the gallium hydroxides are precipitated. Wash the precipitate with hot water until there is no Cl-, and calcinate above 600°C to obtain β-Ga2O3. When NH4Cl remains, it will react with Ga2O3 at 250°C to generate volatile GaCl3.

2. This is the production method of high purity Ga2O3. Take high-purity metal Ga as the anode, dissolve it in a 5%-20% H2SO4 solution, add ammonia to the solution, cool, and repeatedly crystallize Ga(NH4)(SO4)2, dry it at 105°C, and under the condition of excess oxygen Burning at 800°C for 2h, a product with a purity of 99.99% to 99.9999% is obtained.

3. Weigh 1kg of 99.9999% high-purity gallium into a three-necked flask, add high-purity nitric acid to dissolve the gallium, then filter, pour the filtrate into a three-necked flask, and transfer to the electric furnace to evaporate (in a fume hood When it is concentrated to close to crystallization, transfer the solution to a large evaporating dish and evaporate to dryness. Put the evaporated Ga(NO3)3 in a muffle furnace for burning, the temperature is controlled at 550℃, burning for 5h, after cooling, take out the finished product, get 1.2kg of high-purity gallium oxide
